Yes, they invested for decades into R&D for EUV lithography.
>Or is it only because of patents and exclusivity agreements?
No, they have a multi billion dollar and decade long lead.
It makes much more sense to try and pour money into a next generation manufacturing technology and work on it. Easier said then done.
