As for shareware, there are several use cases where the license makes usage free. Noncommerical use. Small business use.
I think you'll be hard pressed to find any free or open license that provides any guarantee of source availability. It's just expected that the license will be applied to source code. We do see binary releases with MIT, BSD, or Apache slapped on them, here and there.
As for modification and distribution, see the Copyright License section:
